Title: Physical reservoir computing using ferroelectric MOS transistors
Abstract:
Physical reservoir computing (RC) using Si FeFETs with ferroelectric HfZrO2 as the gate dielectric is proposed and demonstrated for application to edge AI computation, which requires high energy efficiency. In this reservoir, the time response of the FeFET current is used as a virtual node. We experimentally demonstrate the basic properties of the RC performance and describe several methods to improve the RC performance. The results of applying these computational methods to two typical AI tasks, nonlinear time series data prediction and speech recognition, are presented.
